Narrow-linewidth high-power 1.3-μm distributed feedback laser

Abstract

An ultranarrow linewidth and high-power distributed feedback (DFB) laser was developed at 1.3-μm wavelength. Distributed feedback structures with strained multiple quantum well (MQW) active and quaternary grating layers were grown by two-step metallorganic chemical vapor deposition (MOCVD) and were processed into ridge waveguide structures. The diodes were mounted with the junction-side down on temperature controlled heatsinks. An output power of 150 mW and a linewidth of 137 kHz was demonstrated which makes these devices suitable for analog fiber communications and photonic microwave generation.
